
COB (Chip on Board)
Chip on Board (COB) is a packaging method in which a semiconductor chip is mounted directly onto a printed circuit board (PCB) and then coated with an epoxy layer for protection.
1. COB process:
-
- Mounting chip on PCB: Semiconductor chip is mounted directly onto the surface of PCB with adhesive.
- Wire bonding: Connecting the pins of the chip to the connection points on PCB with ultra-thin conductors (usually gold or aluminum wire).
- Encapsulation: Coating with epoxy to protect the chip and conductors from environmental factors.
2. Advantages of COB

- Compact size: COB allows the production of very small devices because the chip is mounted directly on the PCB without the need for a separate housing.
- High thermal efficiency: Better heat dissipation due to the chip being mounted directly on the PCB, improving the performance and lifespan of the component.
- Cost reduction: COB can reduce packaging and assembly costs compared to traditional methods, especially in mass production.
- Increased reliability: Protective epoxy coating increases the durability and reliability of the device in harsh environmental conditions.
3. Disadvantages of COB

- High technical requirements: Chip and wire bonding processes require complex techniques and equipment, requiring highly skilled personnel.
- Difficult to repair: When a fault occurs, repairing the wiring connections is difficult and complicated, sometimes impossible.
- Limitations on chip types: COB is mainly used for bare die chips, so not all chip types can apply this technology.
4. Applications of COB

- LEDs: COB is widely used in the production of LED modules due to its good heat dissipation and compact size.
- Medical equipment: Medical equipment requires high reliability and compact size, COB is the ideal choice.
- Sensors and measuring devices: COB is used in sensors and measuring devices that require high precision and durability.
- Consumer devices: Consumer electronics such as digital cameras, mobile phones also use COB technology to save space and improve performance.
